Rutger Hauer in The Hitcher
Eli Wallach in the Magnificent 7 (for best slightly camp and not at all scary villain)
Van cleef was the villain, Tuco more of a comedic stooge for the film.

Palpatine/sidious/emperor was the villain.

Anakin/darth was stitched up and inherently had some good in him.
